к GaAs и InP. До и после микроволновой обработки измерены зависимости удельного контактного сопротивле-&#13;
ния от температуры, которые описаны моделью омического контакта с высокой плотностью дислокаций в при-&#13;
контактной области полупроводника с учетом диффузионного подвода электронов и сопротивления шунтов. &#13;
Микроволновая обработка приводит к увеличению плотности проводящих дислокаций (в ~1,5 раза), что приво-&#13;
дит к уменьшению удельного контактного сопротивления. &#13;
